Chinese Academy of Sciences Advances Sub-3-nm GAA Chip Path Using DUV Lithography
According to Digitimes, a Taiwanese media outlet, researchers from the state-supported Chinese Academy of Sciences (CAS) have outlined an initial development strategy for a gate-all-around (GAA) device utilizing deep ultraviolet (DUV) lithography. Ye Tianchun from the academy's Institute of Microelectronics (IMECAS) announced that the institute has successfully integrated stacked nanosheet-channel GAA CMOS transistors with DUV technology, calling it a "new early-stage MOS transistor process path for China's sub-3-nm advanced manufacturing." This advancement enables semiconductor processing below the 3-nm threshold without relying on extreme ultraviolet (EUV) lithography, which is restricted for Chinese entities due to US export controls. Although this breakthrough is not yet ready for mass production, it signifies China's efforts to align with global leaders in advanced chipmaking despite US restrictions.
